Thermal Replacement Paste and Thermal Pad Size / Thinkness for Vram

I did thermal paste replacement for CPU & GPU with " Noctua NT-H2. Which seems be doing great. And, the thermal pad "ARCTIC TP-3 / 1.5mm on the VRam "

The System works fine till i start using " Youtube " only this one " Gpu 0 Diode " over heating like crazy and goes up to 109°C / 228.22°F" and as soon as i pause the video it drops quickly down. to normal temperature. While browsing i do not have any issues its completely normal temps. But is only this " Gpu 0 Diode " that does this.

Update (06/13/23)

Hey Dan, Thank you for the quick Response

This is a " 4gb AMD Graphic Card " and about " GPU 0 Diode " where it sits on the board, Same here cannot figure it out. I did search a lot online, but no luck.

The board could be : " Apple iMac 27" A1419 5K Late 2014 Logic Board 820-5029-A w/ AMD R9 M295X 4GB "

another is the Thermal Pad too big in size on the Vram? Should i trim it smaller then try again?

just adding 2 images for more details. if required

@danj - How about i Reflow or Reballing the GPU chip? You think that would help?

Well we have a bit of a Where’s Waldo problem!

Here we need to figure out where the GPU 0 Diode sits within the MXM board. Have you tried identifying where it sits?

I’ll be honest I don’t remember, I’ll look through my stuff to see if I can find where it sits.

Which board do you have? Apple offered three versions of Radeon boards (HD 6770M it’s 512MB, HD 6970M with 1GB the third offered 2GB of VRAM)

Hi Dan

Any luck ? I have tried even calling apple support and asked for specific technical documentation or schematic diagram for the iMac model..... haha of course no use... but i tried. Should i try reapplying a thicker thermal paste and try again ?

MMmmm.... please advice

@sam38192 - Sorry, got busy with other life needs. Give me the day (8AM now)

As for thermal paste less is more here! The GPU chip only needs a very thin coat! Often I need to use a shovel to dig out all of the excess paste! As often there is so much it messes up the capacitors & resistors on the substrate board (green). That’s assuming they didn’t use a liquid metal TIM which kills logic boards solder joints including the substrate board! Basically creating liquid-faction of the joints and is still corrosive to the aluminum and other metals.

Could you have damaged the MXM board? I would look around the GPU chip to see if you pulled one of the small SMD devices off. I don’t think you pulled the diode it’s self but one of the components which work with it.

I just posted a Close up of the GPU picture below

I was extra careful. So, i don't think i chipped one of and Noctua NT-H2 Thermal Paste ( Not electrically conductive, non-corroding ) at least its what they claim.

Yes, please update me. Thank you so much for your time.

I can see that you have been helping a lot of lost Imac soul's and others in here. 👏🙏

@sam38192 - Sorry I had other pressing issues I had to deal with!

Throwing spaghetti at the wall won't help you here. While your image of the GPU chip its self looks clean (which is good). Reflowing the board likewise won't help.

I would need to direct access to the board to figure this out, not something I can do here remotely. I've also put my soldering iron down as my hands are just not up to the task anymore (arthritis). Even if I had the patience to figure it out I would need to full system which would be prohibitive to ship. You need to find someone local who has the deeper skills, tools and access to the parts locally.

Sorry there are limits one what I can do and offer.
